비정질 규소 반도체의 과도적 수송에 대한 금지대 상태 효과

Effects of Band Gap States on Transient Transport in Hydrogenated Amorphous Silicon

열처리와 조광 실험을 통하여 비정질 규소 반도체의 과도적 수송현상에 대한 금지대 상태의 효과를 연구하였다. 과도적 광전류는 열처리와 조광에 대하여 변하지만 광전류로부터 얻는 과도적 이동도는 열처리에 의해서만 변한다. 이러한 결과는 밴드 끝 상태들만이 과도적 이동도에 관여함을 의미한다.

It has been investigated the effects of the band tail states and the deep gap states on the transient transport phenomena in hydrogenated amorphous silicon from the post-annealing and light soaking. It was observed that the transient photocurrent signals strongly depend on the both treatments, but the transient mobility obtained from the transient signals is only changed by the annealing. This result indicates that the band tail states are only responsible for the transient mobility.
